New semi-auto dicing systems combine enhanced accuracy, advanced software

Kulicke & Soffa is introducing two new systems under its 980plus precision dicing line: the 984plus for hard materials such as TiC, ceramics, glass and sapphire up to 16mm thick(Plate 2), and the 982 plus for thin semiconductors, sensors and plastic CSPs.
Based on the field-proven 980 precision dicing systems, the new 980plus models further improve productivity by enhancing yield and process capability. A robust structure and closed-loop positioning axes deliver unsurpassed cut placement accuracy, while advanced software and pattern recognition capabilities can be added to enable the most intricate dicing processes.
For maximum flexibility,two and four inch spindles are available, enabling use of blades up to five inches in diameter. A specially designed swivel cover allows easy access to the cooling block for fast blade replacement.

Other options include a high accuracy turntable, high accuracy Z axis, non-contact height sensor and broken blade detector.
