Palomar Technologies introduces the concept of continuous bonding technology with the launch of the CBT 6000™ high speed Thermosonic Ball Bonder. Designed to wire bond and perform interconnects for hybrid and MCM applications, the CBT 6000 emphasizes productivity and cost of ownership with flexibility and the highest net throughput in the industry.

Several unique factors combine to help the CBT 6000 achieve high throughput. Taking advantage of its large 6" × 12" work area, the CBT 6000 features a dual-lane part feeding system The dual-lane allows the CBT 6000 to bond components in one lane while simultaneously indexing in the other, eliminating index time delay and permitting a constant, uninterrupted bonding sequence.

A Cognex vision system enables a powerful and adaptable pattern recognition system. The CBT 6000's small footprint of 32" × 32" × 70" reduces space requirements while allowing ample access for bonder maintenance. The flexible SMEMA-compatible handling system permits a variety of formats including lead flames and Auer boats. The CBT's large work area permits bonding of parts up to 6" wide.

Designed for ease of operator use, the CBT 6000 features the familiar Windows NT™ environment,live video-in-window, industry standard hardware, and minimum custom electronics. Calibration is easy with step-by-step wizard help, and the equipment can be calibrated at multiple points for force and ultrasonics.

Offering a number of production-oriented features, the software includes remote factory maintenance,Excel calibration reports, program generation and optimization. The maintainable library of programmed parts allows users to define work surfaces specific to each machine.

Process monitoring functions include continuous part status monitoring, statistical throughput and performance reports.

Accurate placement of wire bonds was a critical factor in the design of the CBT 6000. The CBT has an airbearing x-y resolution of 0.01 mil, a z-linear/z-rotary resolution of 0.01 mil and a 70 pitch. Bonding with wire sizes ranging from 0.7 mil to 2.0 mil, the CBT 6000 is designed to perform 1 billion wire bonds before rebuild.
